The output characteristics of a semiconductor circular ring laser diode with soliton wave

Here we present the study of the output characteristics of a semiconductor laser diode with a circular ridge waveguide resonator and two directional Y-junction coupler. Spatial soliton wave guiding due to optical nonlinearity was observed. Multi-stages lasing threshold which related to hybrid resonators of soliton waveguide was identified by Light-current (L-I) measurements and spectral analysis of the emission from each Y-junction coupler. Investigation of the detailed modes switching mechanism based on four waves mixing to explain the formation of spatial soliton cavity and its effect to the asymmetric output characteristic has presented.
