Frequency Response of Directly Modulated III-nitride Based Blue Laser Diode at Different Temperature

Frequency response of a blue laser diode was measured within a temperature range between 10 to 40 degree. -3dB bandwidth of the device exceeded 1GHz above threshold. Smaller injection current was needed to reach the same bandwidth at lower temperature.
